1/2 <100> {100} Dislocation Loops in a Zinc Blende Structure

We report, for the first time, the observation of extrinsic prismatic dislocation loops lying on the {100} planes with 1/2 types of Burgers vectors in zincblende structure in InGaAsP lattice-matched to InP. These dislocation loops are generated only in non-radiative recombination assisted point defect motion under intense laser light, and form so-called dark-line defects in degraded 1.3microns wavelength laser diodes.
