12 Channel PIN and LED Arrays and Their Packaging for 1.3 um Applications

We report monolithically integrated 1 x 12 arrays of In sub 0.53 Ga sub 0.47 As OIN detectors and InGaAsP LEDs for use in long- wavelength optical communication system applications. The detectors are sensitive in the wavelength region 0.95 um - 1.65 um, and the LEDs emit at 1.30 um. The devices are built in a 14-pin, dual in-line (DIP) metal package and operate at least up to 200 Mb/s.
