18.2% Efficient P/N InP Homojunction Solar Cell Made by Metalorganic Chemical Vapor Deposition

We report photovoltaic properties of P/N homojunction InP solar cells made by metalorganic chemical vapor deposition (MOCVD). Conversion efficiency (AMO, active area) as high as 18.2% has been obtained. This is the highest AMO efficiency ever demonstrated for a P/N InP homojunction solar cell.
