A Complementary-Bipolar Array for Wide-Band Analog Circuits

A bipolar linear array featuring complementary vertical NPN and PNP transistors with 4 GHz and 2.5 GHz f sub tau correspondingly is described. Laser trimmable TaNi thin film resistors are included for adjusting the circuit performance. Thermally symmetrical layout techniques have been used to minimize the effects of the thermal gradients induced by the power devices. On this array, the design of a 300 MHz unity-gain stable op-amp with 1,000 V/us slew rate is demonstrated. The circuit design is flexible enough to allow the modification of the op-amp electrical performance by trimming the TaNi resistors.
