A General IC Test Program Structure

One of the goals of an IC design and manufacturing organization is to develop an IC test generation strategy that will produce consistently high quality characterization and production type tests for a wide range of devices in a cost effective manner. Previous publications on testing have emphasized the development of automatic TPGs (Test Program Generators). TPGs have successfully reduced the cost of developing and maintaining many test programs, but are inflexible in terms of meeting diverse testing requirements.
