A Super Self-Aligned High Speed CMOS Technology.

An advanced CMOS technology with super self-aligned features are described in this report. The device characteristics are summarized. High speed ring oscillators have been successfully fabricated. Delay as low as 82ps/stage have been measured for ring oscillators with effective channel length of 0.6micron.
