Antenna-integrated photodiode array with single optical input

In this paper we present the development of a photonic integrated circuit on InP with an array of antenna-integrated uni-travelling carrier photodiodes to increase the output power levels. Fabricated device consists of a single optical input and monolithically integrated optical power splitter. Due to fabrication issues the contact resistance was considerably above the expected values of 50 ohm and consequently recorded output power is much lower than expected. Nevertheless, the free-space emission of a 50 GHz signal has been successfully demonstrated as a proof of concept.
